Abstract: O presente trabalho insere-se no estudo das potencialidades de uma fonte HiPIMS (High Power Impulse Magnetron Sputtering) adquirida pelo Centro de Engenharia Mecânica da Universidade de Coimbra (CEMUC) que tem a particularidade de operar em modo DOMS (Deep Oscillations Magnetron Sputtering), uma variante de HiPIMS onde os impulsos de potência são constituídos por um conjunto de oscilações. Este trabalho objetiva no estudo e controlo da morfologia de filmes finos de Tântalo (Ta) previamente depositados por HiPIMS DOMS. Atendendo a esta finalidade, foi estudada a influência da natureza do bombardeamento proveniente da alteração da potência de pico (Pp) e da polarização do substrato (bias). A taxa de deposição dos filmes de Ta depositados por DOMS diminui tanto por alteração da natureza como da intensidade do fluxo de material. Neste trabalho, as descargas geradas com a fonte DOMS apresentam uma alta eficiência de ionizações de espécies metálicas (Ta+ e Ta2+), um fenómeno característico deste tipo de fonte. Independentemente da sua natureza, o alto bombardeamento iónico favorece a deposição de α-Ta com uma orientação preferencial [110]. A aplicação de uma Pp de 130 kW sem polarização do substrato resultou na co-deposição das fases α e β do Ta enquanto a aplicação de uma polarização no substrato, independentemente do seu valor, resultou na deposição de α-Ta. De forma geral, o aumento do bombardeamento gerado através quer do aumento da Pp e quer da polarização no substrato densifica as estruturas colunares, conduz ao aparecimento de diferentes estruturas superficiais e diminui a rugosidade superficial. O filme obtido com uma polarização do substrato de -120 V apresenta o maior valor do módulo de Young (235 GPa) assim como a maior dureza (21 GPa).
The present work is part of the study of the potential of a HiPIMS (High Power Impulse Magnetron Sputtering) power source, recently acquired by the Centre of Mechanical Engineering of Coimbra University (CEMUC) which has the particularity to operate in DOMS mode (Deep Oscillations Magnetron Sputtering), a HiPIMS variant where the power impulses consist in a set of oscillations. This work aimed to control both the structure and morphology of Tantalum (Ta) thin films previously deposited by HiPIMS DOMS. In order to achieve this purpose, the influence of the bombardment was studied by changing the peak power (Pp) and the substrate bias. The deposition rate of the Ta films deposited by DOMS decreases by changing the nature as well as the material flow intensity. In this work, the discharges generated with DOMS source revealed a high ionization efficiency of metal species (Ta+ and Ta2+), a specific characteristic phenomenon of this type of power source. Regardless of the nature of the bombarding species, the high sputter bombardment favors the α phase with a [110] preferential orientation. A 130 kW Pp application without substrate biasing resulted in the co-deposition of α and β-Ta phases while applying a substrate bias, regardless of its value, resulted in the deposition of α-Ta. In general, increasing the Pp or the substrate bias densifies the columnar structures, leads to different surface morphologies and decreases the surface roughness. The film deposited with a -120 V substrate bias has the highest Young's modulus value (235 GPa) as well as the highest hardness value (21 GPa).
